异质结双极型晶体管 发射区、基区和收集区由禁带宽度不同的材料制成的晶体管。W.B.肖克莱于1951年提出这种晶体管的概念。70年代中期，在解决了砷化镓的外延生长问题之后，这种晶体管才得到较快的发展。最初称为"宽发射区"晶体管。其主要特点是发射区材料的禁带宽度EgB大于基区材料的禁带宽度EgE（图1）。图中 N代表能带宽的区域。从发射区向基区注入的电子流 Ip和反向注入的空穴流Ip所克服的位垒高度是不同的,二者之差为墹Eg＝EgE-EgB,因而空穴的注入受到极大抑制。发射极效率主要由禁带宽度差墹Eg决定，几乎不受掺杂比的限制。这就大大地增加了晶体管设计的灵活性。 图2为典型的NPN台面型GaAlAs/GaAs异质结晶体管的结构和杂质剖面图。这种"反常"的杂质剖面能大幅度地减小发射结电容（低发射区浓度）和基区电阻（高基区浓度）。最上方的N+－GaAs顶层用来减小接触电阻。这种晶体管的主要电参数水平已达到：电流增益hfe1000,击穿电压BV120伏，特征频率fT15吉赫。它的另一些优点是开关速度快、工作温度范围宽(-269～+350)。 除了NPN型GaAs宽发射区管外，还有双异质结NPN型GaAs管、以金属做收集区的NPM型GaAs和PNP型GaAs管等。另一类重要的异质结晶体管是 NPN型InGaAsP／InP管。InGaAsP具有比GaAs更高的电子迁移率,并且在光纤通信中有重要应用。异质结晶体管适于作微波晶体管、高速开关管和光电晶体管。已试制出相应的高速数字电路(I2L)和单片光电集成电路。
